Numerical parametric study of chiral effects and group delays in Ω element based terahertz metamaterial

AB  - In this work, we have systematically studied the impact of geometric parameters on chiral effects which occur in metamaterial made of Ω elements. The analysis of group delays and electric field enhancements indicate stronger interaction between the structure and right circularly polarized waves. Calculations of optical activity and circular dichroism for different values of geometric parameters, allow us to deduce that the thickness of the wire and the gap size have large influence on these effects. On the other hand, the radius of the wire affects mainly the resonant frequency position which enables frequency tunability. The results indicate that multi-functional design of this chiral metamaterial offers great flexibility for various devices: enantiomeric sensors, circular polarizers and light modulators. © 2019 Elsevier B.V.

AB  - In this work we theoretically investigate a possibility to use cubic nitride based multi-layer periodic nanostructure as a semiconductor metamaterial. The structure design is based on an active region of a quantum cascade laser optimized to achieve optical gain in the Terahertz (THz) spectral range. In particular, we test the GaN/AlGaN quantum well configurations, which should exhibit important advantages compared to GaAs-based structures, namely room temperature operation without the assistance of magnetic field and lower doping densities. Our numerical rate-equations model is solved self-consistently and it takes into account electron-longitudinal optical phonon scattering between all the relevant states among the adjacent periods of the structure. A global optimization routine, specifically genetic algorithm is then used to generate new gain-optimized structures. This work confirms the advantages of cubic GaN designs over GaAs ones, namely feasibility of negative refraction at room temperature without the assistance of magnetic field while keeping the doping densities of the same order of magnitude. © 2018, Springer Science+Business Media, LLC, part of Springer Nature.

AB  - We consider the influence of additional carrier confinement, achieved by application of strong perpendicular magnetic field, on inter Landau levels electron relaxation rates and the optical gain, of two different GaAs quantum cascade laser structures operating in the terahertz spectral range. Breaking of the in-plane energy dispersion and the formation of discrete energy levels is an efficient mechanism for eventual quenching of optical phonon emission and obtaining very long electronic lifetime in the relevant laser state. We employ our detailed model for calculating the electron relaxation rates (due to interface roughness and electron-longitudinal optical phonon scattering), and solve a full set of rate equations to evaluate the carrier distribution over Landau levels. The numerical simulations are performed for three- and four-well (per period) based structures that operate at 3.9 THz and 1.9 THz, respectively, both implemented in GaAs/Al0.15Ga0.85As. Numerical results are presented for magnetic field values from 1.5 T up to 20 T, while the band nonparabolicity is accounted for. (C) 2016 Elsevier B.V. All rights reserved.

Influence of the geometry of terahertz chiral metamaterial on transmission group delays

AB  - Recently, group delay has been proven as a very convenient tool for control of terahertz electromagnetic signals used for filters, waveguides and polarization components. Here, we investigate the propagation of circularly polarised terahertz pulse via analysis of group delays in X particle chiral metamaterial. When varying the geometry of the X particle chiral metamaterial, significant modification of chiroptical effects- optical activity and circular dichroism can be observed. Through the analysis of group delays in the frequency region between 1 and 3 THz we conclude that the right circularly polarised wave is more sensitive to changes in the geometry than the left circularly polarised wave. This result implies that the right circularly polarised wave is responsible for variation of chiroptical effects in these structures and opens up a possibility for potential applications.

Exploring negative refraction conditions for quantum cascade semiconductor metamaterials in the terahertz spectral range

AB  - In order to avoid losses in metamaterial unit cells at frequencies of interest, caused by metallic inclusions, an active medium design has been proposed. As candidate structures for this active medium, we have chosen quantum cascade lasers because of their high output gain. Here we analyze and compare two quantum cascade structures that emit at 4.6 THz and 3.9 THz, respectively, placed under the influence of a strong magnetic field. We first solve the full system of rate equations for all relevant Landau levels, and obtain the necessary information about carrier distribution among the levels, after which we are able to evaluate the permittivity component along the growth direction of the structure. With these data one can determine the conditions under which negative refraction occurs, and calculate the values of the refractive index of the structure, as well as the range of frequencies at which the structure exhibits negative refraction for a predefined total electron sheet density.

Delay times in a terahertz chiral metamaterial slab

AB  - We investigate the propagation of circularly polarized electromagnetic waves through a free-standing Omega particle chiral metamaterial slab and study the associated delay times: dwell time and group delay. Through this analysis, we observe different interactions of right- and left-circularly polarized waves in the terahertz frequency range (1-2.5 THz) with the resonant elements. As a consequence, the resonant-frequency group delay and dwell time of the right-circularly polarized wave are one or more orders of magnitude longer than those of the left. In addition, we compare the delay times obtained from rigorous numerical simulations with those calculated using the retrieved effective parameters. We find that the dwell time cannot be evaluated correctly from the effective medium approximation, while no such problems exist in the case of group delay.

Possibilities of achieving negative refraction in QCL-based semiconductor metamaterials in the THz spectral range

AB  - One of the challenges in the design of metamaterials unit cells is the reduction of losses caused by the metallic inclusions. In order to overcome this obstacle, it has been proposed to use the active medium as the unit cell. Quantum cascade lasers are great candidates for the active medium materials since they are able to provide high values of optical gain. In this paper we investigate and compare two quantum cascade structures optimized for emission frequencies lower than 2 THz and simulate the effect of a strong magnetic field applied perpendicularly to the layers. Comprehensive description of conduction-band nonparabolicity is used to calculate the electronic structure, and subsequently evaluate the longitudinal optical phonon and interface roughness scattering rates and solve the system of rate equations which govern the distribution of carriers among the Landau levels. Once we assess the degree of population inversion, we have all the necessary information about the permittivity component along the growth direction of the structure and may determine the conditions under which the structure displays negative refraction.

Optimization of cubic GaN/AlGaN quantum well-based structures for intersubband absorption in the infrared spectral range

AB  - A method is proposed for the optimization of structural parameters of GaN/AlGaN quantum wells and Bragg-confined structures, with respect to peak intersubband absorption from the ground to the first excited electronic state in the mid and near infrared spectral range. It is based on the application of the Genetic Algorithm and delivers globally optimal structures with a preset number of embedded layers. Simple rectangular quantum well profile is investigated for the maximal Stark effect and applications to tunable mid-infrared photodetectors. In case of Bragg-confined structures, an above the barrier bound state is used to extend the range of transition energies above the values available in conventional quantum wells. AB  - We have considered the realization of metamaterials based on semiconductor quantum nanostructures, in particular, with the structural arrangement as in quantum cascade laser (QCL) designed to achieve optical gain in the mid-infrared and terahertz part of the spectrum. The entire structure is placed in a strong external magnetic field, which facilitates the attainment of sufficient population inversion, necessary to manipulate the permittivity, and enable a left-handed regime.

AB  - The aspects of light propagation through a semiconductor metamaterial (SMM) which consists of two alternating differently doped In0.53Ga0.47As layers are studied analytically and numerically. A general analytical expression for the effective index of refraction of the Poynting vector is derived for periodic structure composed of two alternating layers of absorptive and dispersive semiconductors and light propagation is simulated by finite-difference-time-domain method. Negative values of the effective refractive index with low absorption are observed in the mid-infrared frequency range. The main advantage of this design is the possibility to control the frequency region with negative effective refractive index by changing the doping densities of the layers.

AB  - We present a comparative analysis of the tunneling times of electromagnetic (EM) waves propagating in isotropic and anisotropic media. First, suitable expressions for the tunneling times in a layered periodic material, with anisotropic properties originating from its structure, are derived, followed by numerical calculations performed for a new type of anisotropic semiconductor metamaterial. In the first case, we have considered a layered structure which contains two differently doped In0.53Ga0.47As semiconductor layers. The second structure under investigation is made of alternately placed layers of doped In0.53Ga0.47As and undoped Al0.48Ga0.52As. The investigation of the dwell time as a function of incident wave frequency has revealed the existence of two peaks, one of which may be interpreted as a consequence of anisotropy, while the other one corresponds to the peak related to the absorption and the group delay. Both of these two peaks are affected by variations of layers doping densities. Furthermore, at increased incident angles of incoming EM waves, the dwell time peak occurs at the upper boundary of the frequency interval, for which the structure exhibits negative refractive index.

AB  - We present a detailed analysis of GaAs/AlGaAs terahertz quantum cascade laser in the presence of an intense external magnetic field. One of the objectives in further development of THz quantum cascade laser is the realization of structures operating at higher temperatures. This is difficult to obtain as the operating photon emission energy is smaller than the longitudinal-optical phonon energy in the semiconductor material. With increased temperature, electrons in the upper radiative state gain sufficient in-plane energy to emit an longitudinal-optical phonon, which represents a non-radiative scattering and reduces the optical gain. By applying strong magnetic field, two-dimensional continuous energy subbands become split into series of discrete Landau levels, and at particular values of B it is possible to quench these non-radiative channels. Numerical simulations are performed on two-well design quantum cascade laser operating at 4.6 THz, implemented in CaAs/Al(0.15)Ga(0.85)As, and the magnetic field is perpendicular to the epitaxial layers. Strong oscillations of carrier lifetimes for the upper state of the laser transition, as a function of magnetic field are observed, which can be attributed to interface roughness scattering and longitudinal-optical phonon scattering between Landau levels.

AB  - We present an analysis of the influence of the Goos-Hanchen effect on tunneling times, group delay and dwell time, of electromagnetic waves propagating through an obstacle made of left-handed metamaterial embedded in a dielectric which exhibits saturable type of nonlinearity. The derived equations show that only the group delay, is affected by the Goos-Hanchen shift without any impact on the dwell time. Besides the reduction of the group delay, the most remarkable result is the possibility for total reduction of the Goos-Hanchen shift for finite incident angles. These phenomena are observable in the frequency region for which metamaterial exhibits negative index of refraction. (C) 2011 Elsevier B.V. All rights reserved.

Tunneling times in dispersive and third-order nonlinear optical metamaterials

AB  - Investigating the propagation of electromagnetic radiation in linear and nonlinear materials (with third-order nonlinearity), we derived a general expression for the dwell time valid for all linear media, as well as its relation with the group delay. The obtained results indicate that, for a nonmagnetic lossless material, the group delay reduces to the sum of the dwell time and the self-interference time. Calculations confirmed the occurrence of the Hartman effect in negative-refractive-index metamaterials (the dwell time saturates with increasing obstacle length), as well as the negative group delay in a certain spectral regime. Analysis of the Goos-Hanchen shift, in case of an obstacle made of negative-refractive-index metamaterial embedded in a dielectric with saturable nonlinearity, showed that there is no impact on the dwell time, while various effects on the group delay may be achieved, including its reduction or even preservation for nonzero incident angles. Quantum Cascade Laser Design for Tunable Output at Characteristic Wavelengths in the Mid-Infrared Spectral Range

AB  - We present a method for systematic optimization of quantum cascade laser active region, based on the use of the genetic algorithm. The method aims at obtaining a gain-maximized structure, designed to emit radiation at specified wavelengths suitable for direct absorption by pollutant gasses present in the ambient air. After the initial optimization stage, we introduce a strong external magnetic field to tune the laser output properties and to slightly modify the emission wavelength to match the absorption lines of additional compounds. The magnetic field is applied perpendicularly to the epitaxial layers, thus causing two dimensional continuous energy subbands to split into series of discrete Landau levels. This affects all the relevant relaxation processes in the structure and consequently the lifetime of carriers in the upper laser level. Furthermore, strong effects of band nonparabolicity result in subtle changes of the lasing wavelength at magnetic fields which maximize the gain, thus providing a path for fine tuning of the output radiation properties. Numerical results are presented for GaAs/Al(x)Ga(1-x)As based quantum cascade laser structures designed to emit at particular wavelengths in the mid infrared part of the spectrum.

Upon completing this initial optimization stage, we introduce a strong external magnetic field perpendicular to the epitaxial layers, to fine tune the laser output properties. This magnetic field alters the electron energy spectrum by splitting the continuous energy subbands into discrete Landau levels whose arrangement influences the magnitude of the optical gain. In addition, strong effects of band nonparabolicity result in subtle changes in the lasing wavelength at magnetic fields which maximize the gain, thus allowing us to explore the prospects of multi-wavelength emission of the given structure, and achieving resonance with additional compounds, absorbing at wavelengths close to the original one. Numerical results are presented for GaAs/Al(x)Ga(1-x) As based QCL structures designed for operation in the mid-infrared part of the spectrum.

AB  - Time delays for an intense transverse electric wave propagating through a slab with saturable nonlinearity are investigated. The nonlinearity is assumed in a form of the Vinetskii-Kukhtarev model, which is relevant for the slabs made of nonlinear photorefractive crystals, such as GaAs and LiNbO(3), which feature a saturable nonlinearity. The expressions for the group delay and the dwell time are derived and the relation between them is studied. It is shown that the difference between them has three different contributions. The first one corresponds to the self-interference associated with the dispersion of the medium surrounding the slab. The other two appear due to the nonlinearity of the slab and oblique incidence of the transverse electric wave. All the results are compared with the case of dielectric slabs with cubic (Kerr) nonlinearity.

Modeling of dwell time and group delay in dispersive and absorptive media

AB  - In this paper, a more general expression that describes the relationship between dwell time and group delay is derived. This expression is valid for all kinds of materials, including negative-index metamaterials (NIMs). An obstacle made of double-negative NIMs (DN-NIMs) and surrounded by a double-positive waveguide was used as a model. In the cases where the obstacle was made of left-handed materials and the surroundings were air, it has been shown that the dwell time and absorption have similar dependences on the incident wave frequency. On the other hand, group delay becomes negative in some cases. Numerical results show that an increase in the length of the obstacle leads to saturation of the dwell time and absorption, which is in accordance with the phenomenon known as the Hartman effect. Similar results were obtained for terahertz range of frequencies and for the dispersive waveguide. In this case, it is shown that there is a certain range of frequencies where group velocity is positive, whereas the phase velocity remains negative, i.e. the peak of the output pulse appears before the peak of the input pulse. Finally, the use of a model that considers an obstacle made of a lossless, non-magnetic metamaterial, with background permittivity equal to 1 and a dispersive waveguide, leads to the appearance of a new delay, called self-interference time.

abstract = "In this paper, a more general expression that describes the relationship between dwell time and group delay is derived. This expression is valid for all kinds of materials, including negative-index metamaterials (NIMs). An obstacle made of double-negative NIMs (DN-NIMs) and surrounded by a double-positive waveguide was used as a model. In the cases where the obstacle was made of left-handed materials and the surroundings were air, it has been shown that the dwell time and absorption have similar dependences on the incident wave frequency. On the other hand, group delay becomes negative in some cases. Numerical results show that an increase in the length of the obstacle leads to saturation of the dwell time and absorption, which is in accordance with the phenomenon known as the Hartman effect. Similar results were obtained for terahertz range of frequencies and for the dispersive waveguide. In this case, it is shown that there is a certain range of frequencies where group velocity is positive, whereas the phase velocity remains negative, i.e. the peak of the output pulse appears before the peak of the input pulse. Finally, the use of a model that considers an obstacle made of a lossless, non-magnetic metamaterial, with background permittivity equal to 1 and a dispersive waveguide, leads to the appearance of a new delay, called self-interference time.",

AB  - The Goos-Minchen effect is an optical phenomenon defined as a displacement of the reflected beam of linearly polarized light after the total internal reflection, which occurs perpendicularly to the direction of propagation. Due to this effect, when an optical wave propagates through a barrier, tunneling times may change accordingly. In this paper, we consider the impact of the Goos-Hanchen effect on group delay and dwell time for electromagnetic wave propagating through a nonlinear dispersive slab placed inside linear dispersive surroundings. Numerical calculations are performed for the special case, namely a double negative index metamaterial embedded into a material with a saturable nonlinearity, when a background medium is vacuum. The numerical results for tunneling times are calculated when the Goos-Hanchen effect is observed. It is shown that this approach gives more accurate expressions for tunneling times when the angle of incidence has a non-zero value.

Spin-dependent dwell times of electron tunneling through double- and triple-barrier structures

AB  - We have analyzed the influence of Dresselhaus and Rashba spin-orbit couplings (caused by the bulk inversion asymmetry and the structural asymmetry, respectively) on electron tunneling through a double- and triple-barrier structures, with and without an externally applied electric field. The results indicate that the degree of structural asymmetry and external electric field can greatly affect the dwell times of electrons with opposite spin orientation. This opens up the possibilities of obtaining efficient spin separation in the time domain. The material system of choice is AlxGa1-xSb, and the presented model takes into account the position dependence of material parameters, as well as the effects of band nonparabolicity. Analysis of tunneling times in absorptive and dispersive media

AB  - Tunneling times in absorptive and dispersive media are considered, as are the relations between them. Group delay and dwell time are used as the most appropriate tunneling time characterizations. A general expression that relates these two quantities, valid for all linear media (with both positive and negative index of refraction), is derived, but particular attention is given to negative index metamaterials. The example of a nonmagnetic, lossless medium with dispersive surroundings was chosen to illustrate the derivation of self-interference time. Existence of the Hartman effect and negative group delay in a certain range of frequencies, in metamaterials, is numerically verified. (C) 2008 Optical Society of America

The procedure relies on using the inverse spectral theory, allowing one to shift the bound states as desired, and additionally to make the isospectral reshaping of the well, with the eventual aim of finding the best combination of those optical dipole and electron-phonon scattering matrix elements which are relevant for the laser gain.
